Comparative STM and RHEED studies of Ge/Si(001) and Si/Ge/Si(001) surfaces

چکیده
Although epitaxial growth has been traditionally monitored by reciprocal space techniques, such as reflection highenergy electron diffraction (RHEED), the development of surface-sensitive imaging techniques, such as scanning tunneling microscopy (STM), allows for monitoring in the real-space. RHEED averages information over relatively large sample regions, and is thus more representative of the dominant surface morphology, which, however, makes it less sensitive than STM to the presence of small amounts of scatterers, or to local surface modifications. Compressively strained Ge/Si(001) surfaces exhibit a rich variety of twoand three-dimensional structures, which are interesting from a phenomenological standpoint, and may have far-reaching implications for the semiconductor industry. A comparison between these two techniques in the specific case of a Ge–Si heterosystem emphasizes how the complementary information provided by RHEED and STM is essential for a correct interpretation of the data. © 1999 Elsevier Science B.V. Unique dynamic appearance of a Ge-Si ad-dimer on Si(001).
We carry out a comparative study of the energetics and dynamics of Si-Si, Ge-Ge, and Ge-Si ad-dimers on top of a dimer row in the Si(001) surface, using first-principles calculations. The dynamic appearance of a Ge-Si dimer is distinctively different from that of a Si-Si or Ge-Ge dimer, providing a unique way for its identification by scanning tunneling microscopy (STM). Its "rocking" motion, o...

Si and Ge growth on the stripe-patterned Si (001) substrates is studied using in situ reflection high-energy electron diffraction (RHEED) and scanning tunneling microscopy (STM). During Si buffer growth, the evolution of RHEED patterns reveals a rapid change of the stripe morphology from a multifaceted "U" to a single-faceted "V" geometry with {119} sidewall facets. This allows to control the p...

: Issues of Ge hut cluster array formation and growth at low temperatures on the Ge/Si(001) wetting layer are discussed on the basis of explorations performed by high resolution STM and in-situ RHEED. Dynamics of the RHEED patterns in the process of Ge hut array formation is investigated at low and high temperatures of Ge deposition. Different dynamics of RHEED patterns during the deposition of...

We report an ab initio study of the energetics and scanning tunneling microscopy ~STM! images of Si ad-dimers on Ge~001! and energetics of Ge ad-dimers on Si~001!. As in the case of Si dimers on Si~001!, we find for both systems that the D dimer configuration, lying between the substrate dimer rows and parallel to them, is highest in energy. Conversely, recent STM experiments for Si ad-dimers o...

Conventional surface probes are usually diffraction-based techniques, by which real-space surface structures are indirectly derived from their representations in the reciprocal space. While diffraction probes are very useful in determining the long-range order of a surface, they often suffer from ambiguities in atomic details. The advance of a new generation of surface probes based on force and...
